Quantum oscillations in strained-layer superlattices

Abstract
Large-amplitude quantum oscillations are observed in the magnetotransport in GaAs-Ga0.8 In0.2As strained-layer superlattices. These measurements demonstrate that single-crystal perfection and high mobilities at low temperatures can be achieved in a new class of semiconductor structures. The properties of these structures can be tailored easily over a wide range inaccessible to naturally occurring lattice-matched heterostructures.
