NEGATIVE DIFFERENTIAL MOBILITY IN INDIUM ANTIMONIDE

Abstract
A Monte Carlo method has been used to calculate the velocity‐field relationship for n‐type indium antimonide at 77°K. Although a negative differential mobility due to the nonparabolicity of the (000) valley is predicted in agreement with previous theories, it is shown that the transfer of electrons to the valleys produces a much larger negative differential mobility at lower electrical field strengths.
