The mobile species during anodic oxidation of Si is shown to be largely, if not entirely, the anion. This was accomplished by introducing noble gases as markers into the surface layer of specimens by ion implantation. The positions of the markers before and after oxidation in a variety of electrolytes were determined by Rutherford backscattering analysis.
