Abstract
The intensity of the O17 hyperfine spectrum associated with the Si28-O17-Si28 isotopic configuration of the vacancy-oxygen (SiS1) center was enhanced by ion implantation of O17 into silicon. The SiS1 O17 hyperfine spectrum was measured by electron paramagnetic resonance. An analysis of the SiS1 O17 hyperfine spectrum indicates that the numerical values for the elements in the O17 hyperfine coupling tensor A are Axx=11.51×104 cm1, Ayy=12.90×104 cm1, and Azz=13.39×104 cm1. The O17 hyperfine coupling tensor was analyzed in terms of the admixture of oxygen-valence orbitals into the one-electron paramagnetic molecular orbitals χ1(Γ1) and χ4(Γ4).
