A Segmented Electrode Multi-Quantum-Well Laser Diode

Abstract
An optical waveguide which has a multi-quantum-well (MQW) structure as an active or core region of the conventional double-hetero (DH) waveguide is attractive because of its low optical transmission loss at the wavelength where it makes stimulated emission when current-injected. This property is confirmed by fabrication a segmented electrode MQW (SE-MQW) laser diode, where only a part of the stripe electrode is current injected and the rest is not injected. The absorption coefficient was measured to be as low as 190 cm-1 for a SE-MQW waveguide, which was in good agreement with the photo-excited results previously reported.Keywords
