Abstract
Single‐longitudinal‐mode operation of cw room‐temperature Ga1−xAlxAs‐GaAs double‐heterostructure lasers grown by metalorganic chemical vapor deposition has been achieved. These lasers employ a channel‐guide structure to stabilize the transverse‐parallel waveguide mode. Single‐mode operation is reported over a wide range of dc currents.Keywords
